A current mirror active gate driver with multi-level current control for SiC MOSFETs
Abstract
Silicon carbide (SiC) MOSFETs enable high-efficiency and high–power-density converters but suffer from current overshoot and increased switching losses due to rapid switching transients. This paper presents an active current-source gate driver (ACSGD) that mitigates these effects through programmable gate-current control. The proposed current-mirror-based driver delivers multiple current levels during turn-on, without additional voltage-conversion circuitry. An analytical model is established to derive the optimal delay time between current transitions, revealing its quantitative influence on transient energy dissipation and current overshoot. Simulation results on a 1.2 kV/66 A SiC MOSFET verify the approach, demonstrating substantial suppression of overshoot and reduction of switching losses. The ACSGD provides a compact and energy-efficient solution for next-generation power converters targeting electric mobility and renewable-energy applications.
