Abstract

Abstract In light of the significance of magnetic tunnel junction (MTJ) devices in next-generation computing, this work presents a physics-based compact STT/SHE-MTJ model for hybrid MTJ/CMOS circuit simulation that accurately emulates the device physics and stochastic nature of the MTJ. This model is compatible with the open-source NGSPICE tool, reducing the reliance on commercial EDA tools. Additionally, it incorporates Monte-Carlo independent thermal noise. To demonstrate the functionality of this model, various analyses are performed on MTJ.
