Abstract

This work presents a 270 GHz radar transmitter for high dynamic range applications. The proposed MMIC uses a ×16 frequency multiplier chain with a particular focus on the output doubler stage. This stage employs an I/Q doubler topology combined with a power-combining network, achieving −0.6 dBm output power at 259 GHz, close to the technology’s transit frequency, which is about 300 GHz. An integrated 2×1 antenna array enables in-air power combining and provides an EIRP of 1.7 dBm at 270 GHz. Using a highly directive dielectric lens, the EIRP can be further increased to 31 dBm.
