33.3 A 6GHz Quadrature Digital Transmitter Supporting a 1GHz Signal Bandwidth with <-40dB EVM Floor and >55dB Dynamic Range in 28nm CMOS
Abstract
A 6GHz quadrature DTX supporting a 1 GHz signal bandwidth is presented in 28 nm CMOS, where static and dynamic nonlinearities are carefully optimized. Occupying a core area of$0.67 \text{mm}^{2}$and packaged in a fanout SiP, the DTX delivers 23.1 dBm peak output power with a 30.3% peak PAE at 6.0 GHz, and the 1 dB RF bandwidth is from 5.7 to 6.5 GHz. For 1 GHz 64-QAM signals, it achieves$18.0 \text{dBm} \mathrm{P}_{\text{avg }}$and$16.2 \% \text{PAE}_{\text{avg }}$with −25.5 dB EVM. The dynamic power range is$>55 \text{dB}$, and its EVM floor is −40.8 dB.
