Analysis of an Electrically Doped Dielectric Modulated TFET Biosensor Design for Label Free Detection of Breast Cancer Cells
Abstract
In this article, we have designed and analyzed a label free biosensor that uses Electrically Doped Dielectric Modulated TFET. The biosensor exhibits different drain current response for different breast cancer cell lines at an operating frequency of 230MHz. In the Proposed Electrically Doped DMTFET biosensors, drain and source regions are electrically doped by gate biasing voltage of +2.5V at PG-1 and −2.5 V at PG-2 across an intrinsic silicon body. The electrical behavior of the device is affected by the presence of neutral or charged biomolecules in the cavity region are analyzed by electric field distribution, energy band structure and drain current (Id). Drain current, threshold voltage (VTh), Ion/Ioffratio and transconductance parameters are measures to identify the detection capabilities of biosensor. When the nanogap is fully filled with a neutral biomolecule with a dielectric constant of 27.5, the proposed device exhibits a maximum sensitivity of 2.6 × 103.
