Abstract

In this work, 3D-BN/LCEM/IBDT film with high thermal conductivity (TC) was successfully prepared by foaming, vacuum assisted impregnation and hot pressing process. The 3D-BN framework was impregnated in the LCEM /IBDT, and the 3D-BN/LCEM/IBDT film was obtained by hot pressing. The TC of 3D-BN/LCEM/IBDT film was 1.90 W/m·K with the BN content of 20 wt%. Tensile strength and elongation at break of the 3D-BN/LCEM/IBDT film were 10.15 MPa and 18.23%, respectively. The results were attributed not only to the construction of 3D-BN framework and the molecular chains’ordered arrangement, but also relied on the IBDT’s flexible molecular main chains and rigid side chains. This work provided a foundation for development of the electronic packaging materials.
